Launch of Electroless UBM Plating Service under Contract in Taiwan

To enhance customer service in the Taiwanese semiconductor industry, JX Nippon Mining & Metals Corporation (head office: Otemachi 2-chome, Chiyoda-ku, Tokyo; president: Shigeru Oi) has launched an electroless UBM* plating service under contract at the Longtan Works of its Taiwanese subsidiary, Nikko Metals Taiwan Co., Ltd. (head office: Longtan Township, Taoyuan County, Taiwan; Chief Executive Officer: Takeshi Suwabe).

Taiwan has many semiconductor manufacturers, including some of the world’s leading foundries (plants fabricating semiconductors under contract), and demand for UBM plating is projected to expand as the semiconductor industry grows and technologies become increasingly sophisticated. JX Nippon Mining & Metals has been providing a UBM plating service since 2008 at its Isohara Works (Kita-Ibaraki, Ibaraki Prefecture). Since the company has been making steady sales to customers in Taiwan, it has now introduced the same process at the Longtan Works in response to the emergence of new demand in the Taiwanese market. This will enable shorter delivery timelines and further enhance customer service in Taiwan.

Electroless plating using JX Nippon Mining & Metals’ unique plating technology and process lowers costs and shortens delivery times through selective plating and batch processing.

The processes and equipment introduced at the Longtan Works are identical to those used in the Isohara Works, enabling this service to be provided in two separate locations, which also serves to strengthen business continuity planning systems. The JX Nippon Mining & Metals Group will continue striving to enhance customer service and systems ensuring stable supply.

Plating of the electrode pads on circuits formed on wafers in semiconductor upstream processing to improve solder adherence. UBM formation is essential for flip chip mounting, a method being increasingly used to interconnect LSI and IC chips as semiconductor packaging technology becomes more compact and more highly integrated.
